Hybrider 1.7 kV-Leistungsschalter aus parallelen Silizium-IGBTs und Siliziumkarbid-MOSFETs

Abstract: A hybrid 1.7 kV switch consisting of a parallel-connected Si IGBT and SiC MOSFET is being investigated experimentally. The switching characteristics are characterized in a scaled measurement setup and compared with pure Si and SiC switches using identical methodology and boundaries for driver design. Different pulse patterns influence turn-off behavior, losses, oscillations, and dynamic avalanche. Calculations for an inverter show advantageous operating points and, in some cases, higher currents than pure SiC modules. A driver circuit for increased short-circuit resistance is presented.
